Low-k photosensitive polyimide is an advanced packaging dielectric that combines photopatternability, heat resistance, mechanical buffering and electrical insulation. After exposure and development it directly forms passivation, stress-buffer, RDL dielectric and opening structures. Molecular design, fluorinated groups, low-polarizability units and cure chemistry reduce dielectric constant and moisture uptake while maintaining adhesion, elongation and thermal stability. In 2025, global Low-k Photosensitive Polyimide production reached approximately 4.8 K MT.
High-performance computing and high-density packaging increase requirements for low dielectric loss, fine patterning and low-temperature cure. Low-k PSPI reduces RDL parasitic capacitance and signal delay while providing stress buffering, supporting growth in fan-out, 2.5D/3D and wafer-level packaging.
Development is moving from high-temperature negative-tone PI toward low-temperature positive-tone PI/PBO and NMP-free systems.
