This pattern is then used for mask layer preparation, doping or other processing steps. Photoresists for semiconductor lighting have the characteristics of high sensitivity, good adhesion, good heat resistance, and large process latitude. They are generally used in five categories: g-line, i-line, KrF, ArF, and EUV photoresists.
