Silicon carbide, in particular, is a wide bandgap material able to overcome the limits offered by conventional silicon-based power devices. June 16, 2020 Mitsubishi Electric to launch N-series 1200V SiC-MOSFET- Mitsubishi Electric Corporation announced today the launch of its N-series 1200V SiC-MOSFET (silicon-carbide metal-oxide-semiconductor field-effect transistor) featuring low power loss and high tolerance1 to self-turn-on. The new series will help to reduce the power consumption and miniaturize power supply systems requiring high-voltage conversion, such as electric vehicle (EV) on-board chargers, photovoltaic power systems and more. Sample shipments will start this July.     

February 12, 2019 Nexperia launches 40 V low RDS(on) automotive MOSFETs in a 3x3 mm footprint for demanding powertrain applications- Nexperia, the global leader in discretes, logic and MOSFET devices, today introduced a portfolio of low RDS(on) 40 V AEC-Q101 MOSFETs targeting space-constricted, increased-power modules in demanding powertrain applications. Housed in the miniature, LFPAK33 package which has a footprint of only 10.9 mm² and a pitch of just 0.65 mm, devices use Nexperia’s Trench 9 technology. This results in a reduction in RDS(on) of 48% when compared to previous technology devices, covering a range of applications from 30 W up to 300 W. BUK7M3R3-40H and BUK9M3R3-40H (Standard Level and Logic Level) devices feature an RDS(on) of just 3.3 mΩ.

The latest addition to the MOSFET line-up, “TJ200F04M3L,” starts shipment from today.

Announcing the launch of high withstand voltage 900V power MOSFET based on AEC-Q101- Shindengen Electric Manufacturing Co., Ltd. has launched two new products, the P3FH90VX3 and P5FH90VX3 power MOSFET based on the AEC-Q101 vehicle application reliability standards.

Nexperia launches compact half-bridge auto MOSFETs- The half-bridge configuration of two MOSFETS is a standard building block for many automotive applications including motor drives and DC/DC converters.
