Hybrid bonding materials are a group of high-purity functional materials used in wafer-to-wafer, die-to-wafer, or die-to-die semiconductor hybrid bonding. They mainly include dielectric bonding layers, copper interconnect and plating chemistries, CMP slurries and pads, post-CMP cleaning and surface activation chemicals, and temporary support materials for thin-wafer handling. These materials enable simultaneous dielectric-to-dielectric mechanical bonding and metal-to-metal electrical interconnection at the same interface, requiring nanometer-level planarity control, extremely low particle and metal contamination, limited copper recess, good interface wettability, and compatibility with low-temperature bonding. Major uses include HBM, advanced logic, image sensors, and chiplet-based 3D integration. Estimated blended gross margin is approximately 52%.
Demand is driven mainly by AI accelerators, high-bandwidth memory, advanced logic chips, and chiplet architectures. As interconnect pitch continues to shrink, conventional micro-bumps are approaching limits in bandwidth, power consumption, and interconnect density. Hybrid bonding is expanding from image sensors and selected logic stacks into HBM, cache stacking, and heterogeneous integration, increasing consumption of dedicated dielectric, copper interconnect, polishing, and cleaning materials.
Product development is focused on copper-dielectric coplanarity, low-recess copper CMP, low-defect post-CMP cleaning, SiCN and polymer dielectric systems, low-temperature surface activation, and temporary support materials. Formulations are commonly co-developed for specific device structures, copper densities, and equipment conditions, resulting in long qualification cycles. Supply is led by global electronic chemical companies, CMP material suppliers, and a limited number of bonding-material specialists, while suppliers with coordinated multi-material optimization and local technical support are better positioned for volume production.
